Electrical and Optical Properties of Al-doped ZnO Thin Films

透明電極材料としてはIn2O3にSnを添加したITO薄膜が主流であるが、近年、ZnOにAlを添加したAZO薄膜が価格が安く膜の安定性が高いという理由から、太陽電池や液晶表示装置等に用いられるようになってきた。本研究では、ZnOにAIを重量比で1、3、5%添加して真空蒸着法で薄膜を作製し、その作製条件が薄膜のシート抵抗や透過率に及ぼす影響を調べた。薄膜は基板温度を350℃として石英基板上に蒸着された後、大気中で400℃から800℃までの問で温度を変えて熱処理を行った。実験の結果、A1の添加量は3%が最適で、シート抵抗が84Ω/□で透過率が90%以上の十分に実用的な薄膜が得られた。Transparent conducting films based on ZnO have recently become attractive solar cells and liquid displays because of their advantages of low cost and high stability. The Al-doped ZnO (AZO) thin films with Al2o3 of 1,3,5 wt. % were prepared on a quarts glass at 350℃ of substrate temperature by using the electron beam method, and then annealed in air within the range from 400 to 800 ℃. The resistivity, optical transparency, and X-ray diffraction pattern were measured to determine the optimum preparation conditions of the thin films. When Al of 3 wt. % is added, the minimum resistivity of 84 Ω and the maximum transparency of 90 % in the visible region of light after annealing were obtained
