Development of a triaxial microprobe utilizing silicon micromachining

The goal of this thesis was the development of a triaxial tactile microprobe. As tactile probing module in a nanopositioning and nanomeasurement machine the microprobe enables surface measurements of macroscopic objects.Current trends in emerging microprobes lead to miniaturized systems utilizing small touching elements. Thus, physical effects of the micro world have to be taken into account since the scaling of microprobe systems causes a ratio shift of the crucial forces. Surface forces such as electrostatic, van der Waals and capillary forces gain importance. Hence, sticking occurs between the measurement object and the probe tip which is caused by thin water films on the contact partners. Sticking results in measurement faults such as snap back and false triggering which decrease measurement accuracy and speed. Most microprobe developers solve the problem of sticking by employing a stiff suspension for the stylus with tip ball. However, this leads to a high Hertzian pressure during contact of the tip ball which damages the measurement object. Thus, a conflict arises since a hard stiffness is demanded to avoid sticking whereas a low stiffness is claimed to decrease the contact force.The novel triaxial microprobe solves the problem of sticking by three independent oscillations which minimize contact time and contact force. In this thesis, the three-step development of the triaxial microprobe is presented. At first, the development and characterization of an uniaxial microprobe is described. The assumption of sticking avoidance by oscillations is confirmed and the contact behavior of an oscillating microprobe is investigated. As a second step, a biaxial microprobe is introduced and characterized. The independent oscillation and measurement of two moving axes are demonstrated. Additionally, the contact behavior in the second sensitive axis is characterized.The results from the predevelopments are utilized for the design and fabrication of the triaxial microprobe. The fabricated microprobe oscillates in three Cartesian directions at different resonance frequencies between 880 Hz and 2000 Hz. Sticking is safely avoided in the three Cartesian directions, and the contact forces (F = 12 µN) are very low in comparison to common microprobes. The contact behavior of the triaxial microprobe is dominated by the contact stiffness. Thus, the microprobe is operated at semi-contact mode.First contact measurements demonstrate that the impact depth of the measurement object into the microprobe oscillation is measured at a maximum deviation of 45 nm in z-direction. The x- and y-direction provide binary measurements of the contact (0 – no contact, 1 – contact) at a resolution of 30 nm.The low contact force, the avoidance of sticking, the low number of soft glued connections and the batch-capable, cost-efficient fabrication are the advantages of the introduced triaxial microprobe. Additionally, the microprobe offers high application potential beside the surface measurements of macroscopic objects. It can be utilized as 3D force sensor, roughness gauger, cell manipulator or material tester.Ziel dieser Arbeit war der Entwurf und die Erforschung eines neuartigen dreiachsigen Mikrotastsystems, welches in Verbindung mit einer Nanopositionier- und Nanomessmaschine die Oberflächenvermessung makroskopischer Bauelemente ermöglicht.Eine zentrale Forderung in der Koordinatenmesstechnik stellt die Miniaturisierung des Antastelements (Rubinkugeln) dar, um Messobjekte mit Abmessungen im Mikrometerbereich zu vermessen. Die Miniaturisierung führt allerdings dazu, dass Effekte, die ursprünglich aus der Mikrowelt bekannt sind, berücksichtigt werden müssen. Grund dafür ist die Skalierung, welche eine Verschiebung der Kraftverhältnisse in der Mikrosystemtechnik bewirkt. Neben anderen Oberflächenkräften (elektrostatische Kräfte, van-der-Waals-Kräfte) ist die Kapillarkraft entscheidend für Mikrotastsysteme. Sie bildet sich durch dünne Wasserfilme auf den Oberflächen der Kontaktpartner aus und führt zum Kleben (Sticking) des Antastelements am Messobjekt. Schwerwiegende Folgen sind Fehlantastungen (engl.: false triggering) beim Anfahren des Messobjekts und ungewollte Schwingungen (engl.: snap back) beim Lösen des Kontakts. Hohe Steifigkeiten der mechanischen Aufhängung des Tastsystems minimieren die Wirkung von Sticking. Im Gegenzug dazu erfordern kleine Radien der Antastelemente eine niedrige Federsteifigkeit, da eine hohe Hertzsche Pressung zu Beschädigungen des Messobjekts führen würde.Dieser aufkommende Widerspruch zwischen hohen Federsteifigkeiten zur Minimierung der Kapillarkraft und niedrigen Federsteifigkeiten zur Herabsetzung der Hertzschen Pressung wird in dieser Arbeit gelöst. Es wird der Entwurf und die Erforschung eines dynamischen Mikrotastsystems dargestellt, welches durch oszillierende Bewegungen in drei unabhängigen Raumrichtungen Sticking vermeidet und Kontaktkräfte minimiert. Im Detail wird ein dreistufiger Entwicklungsprozess dokumentiert, indem drei Mikrotastsysteme mit unterschiedlicher Komplexität entstehen.Mit der ersten Entwicklungsstufe dem einachsigen Mikrotastsystem wird nachgewiesen, dass Sticking durch eine dynamische Antastung sicher vermieden wird. Ebenfalls liefert das einachsige Mikrotastsystem Erkenntnisse über das Kontaktverhalten zwischen Antastelement und Messobjekt. Die zweite Vorentwicklung (zweiachsiges Mikrotastsystem) erbringt den Nachweis, dass sich mehrere Schwingungsachsen unabhängig voneinander aktuieren und sensorisch auswerten lassen. Zusätzlich wird das Kontaktverhalten der zweiten sensitiven Achse untersucht.Das Ergebnis dieser Arbeit ist ein dreiachsiges Mikrotastsystem, welches in drei Raumrichtungen mit unterschiedlichen Resonanzfrequenzen (f = 880 Hz bis 2000 Hz) oszilliert. Das Kontaktverhalten zwischen dem Messobjekt und dem Antastelement wird durch die Kontaktsteifigkeit bestimmt, welche vom E-Modul der Kontaktmaterialien und dem Radius des Antastelements abhängt. Das dreiachsige Mikrotastsystem misst im Semi-Kontaktmodus, wobei das Antastelement die Oberfläche des Messobjekts kurzzeitig berührt. Die auftretenden Kontaktkräfte sind mit F = 12 µN weit unter denen herkömmlicher taktiler Messsysteme. Erste Messungen mit dem dreiachsigen Mikrotastsystem zeigen, dass in vertikaler Richtung (z-Achse) die Eindringtiefe des Messobjekts mit einer maximalen Abweichung von 45 nm gemessen wird. In x- und y-Richtung erfolgt eine binäre Ermittlung des Kontakts (0 – kein Kontakt, 1 – Kontakt) mit einer Auflösung von 30 nm.Vorteile des in der Arbeit beschriebenen dreiachsigen Mikrotastsystems sind die niedrigen Kontaktkräfte, die hohe Dynamik durch das Vermeiden von Sticking, die kleine Anzahl weicher Klebestellen und die batch-kompatible, kostengünstige Fertigung. Ein weiterer Vorteil des dargestellten Mikrotastsystems ist dessen hohes Anwendungspotenzial: Neben dem Einsatz in Koordinatenmessmaschinen sind Applikationen als 3D-Kraftsensor, Rauheitsmesser, Werkstoffprüfer oder Zellmanipulator denkbar
