This work provides a treatment of BiCMOS technology from several perspectives. The manner in which the modern BiCMOS process evolved from a predominantly CMOS processing base is discussed, and a survey of special processing technologies is given. Without these advanced techniques the current level of BiCMOS and CMOS process performance would be unattainable. Examples of such include trench isolation, lightly doped drain structures, and advanced metallization techniques. Additionally, BATMOS, Northern Telecom\u27s BiCMOS process technology is described in detail. Issues pertaining to BiCMOS process scalability, device scalability, and process tradeoffs are discussed.
