[[abstract]]A novel process has successfully been developed the InGaAsP-InGaAs-InP waveguide photodetectors (WGPD) integrated with light input tapered-SiO2 from the InP crystallographic etching. We investigate the perimeter damage from the forward current drift changing ratios, responsivities, and capacitances of WGPDs in standard and novel process. The novel process provide one-tenth less drift current changing ratio than the standard process, and the responsivities of WGPDs at -5 V are 0.74 and 0.4 for novel and standard process, respectively. The former can have an enlarged coupling aperture and reduced dissipative absorption, which result from the reflection of an InP-slope and a p-metal, and thus permit more light to enter its absorpti...
