This thesis reports the results of a three-year extensive analysis carried out on Light Emitting Diodes (LEDs), Laser Diodes (LDs) and test structures based on Gallium Nitride (GaN) technology. The principal focus of the thesis has been the reliability study of GaN-based next generation optoelectronic devices. The degradation analysis has been carried out in collaboration with manufacturers leading the market for optoelectronic applications, in particular: Panasonic Corp, Osram OS, Sensor Electronic Technology Inc.
