This paper describes some of the special requirements for the design of monolithic millimetre-wave integrated circuits (MMWICs or M 3ICs). A number of circuits fabricated on the GMMT H40 commercial PHEMT process and operating in the 30-40GHz range are used as design examples. These circuits are a result of a collaborative two-year university project to investigate the problems of the large-signal modelling and design of mm-wave monolithic circuits. This project involved the University of Leeds, Queen's University of Belfast, and King's College London
