The determination of the influence of thermal actions on film properties sor the choice of element making regimes on their base is the aim of the paper as well as the application of the results obtained to the development of the technology of low-ohm electric contacts. As a result it has been established, that the redistribution and drift of oxygen because of its high mobility in a crystalline lattice at the comparatively low temperatures are the reason of the thermal degradation of films. The thermal interval of the orthorhombic phase existence in film patterns is smaller, than for volumetric patterns. The thermal stability of films has been investigated.
