1. The bipolar Siemens Microwave Si-Transistor Family of the 4. Generation (SIEGET, f_T>20 GHz) was evaluated acc. to ESA/SCC Basic Spec. 2265010. 2. The transistors are assigned for space application in intended European Space Projects. 3. As the representative of this family the highest power type BFY 450 was selected for Evaluation Testing.
