On the first pages of the dissertation the theoretical and experimental background for the work is described. The experiments and the results are divided in three different parts. The first chapter is dealing with the Cu-deposition on Ru(0001) single crystals and on Ruthenium coated Si-wafers. The experiments show the influence of different additives (e.g. from the classical Damascen-process) on the deposition. To get information about the time dependence of the reaction CVs were made. The structures of deposited Cu were investigated by in-situ STM. From potential-jump-experiments informations about the kinetic performance were obtained.
