We present the technology and RF characterisation results for silicon integrated heterostructure barrier varactor (HBV) based frequency multipliers. Two types of devices are shown: a frequency tripler for W-band frequency range [1], and a frequency quintupler operating between 440 GHz and 490 GHz [2]. The In0.53Ga0.47As/ In0.52Al0.48As/ AlAs material structure was transferred on silicon host substrate in a process of low-temperature plasma-assisted wafer bonding. The transferred material is utilised to fabricate HBV diodes, while the silicon serves as a substrate for microstrip circuity.
