Technologie et caractérisation de VCSELs à détection intégrée pour applications aux communications optiques et à l'instrumentation

This thesis work deals with the design, fabrication and characterization of a component which integrate a Vertical Cavity Laser (VCSEL) and a detector. By detecting the lateral emission, which can be correlated to the VCSEL stimulated emission, output power monitoring can be achieved. In order to fabricate these components, several VCSEL fabrication processes steps have required specific optimizations. Thus, we present works made in the domain of the plasma etching, metallization, thermal oxidation, passivation and ionic implantation. This work allowed us to obtain a more reliable fabrication process. The basis principle was highlighted using two adjacent components, one transmitting, the other detecting. It consists in observing the evolution of the laterally detected photocurrent and to note that even if he does not evolve like the emitted power, it presents singular points corresponding respectively to the threshold and the extinction of the laser emission. Moreover, this evolution of the laterally detected current is monotonous increasing, which makes it possible to make there correspond only one value of the emitted power. Thereafter, this integrated detection was improved by the addition of a detector with Schottky contact near the emitting VCSEL. This results in obtaining a compact, sensitive, and entirely compatible device with the fabrication process and standard epitaxial layers. This generic solution has the advantage of being directly transferable to other wavelengths (1,3 and 1,55µm for example). The electrical characterization of this component in continuous mode was carried out, and made it possible to confirm the improvement of the performances in detection. The robustness of this solution at raised operating temperatures is also shown, until 100°C. In pulsed mode, the time response measured around fifteen nanoseconds show the compatibility of this system with modulations about the gigabit per second. Within this framework, we also studied the ultra high frequencies characteristics of the component. Except the fast systems of transmissions, we can plan to exploit this integrated detection for the instrumentation, this for relatively fast signals (sub-microsecond), in an optical configuration of re-injection for example.Ce travail de thèse porte sur la conception, la fabrication et la caractérisation d'un composant intégrant un laser à cavité verticale (VCSEL) et un détecteur. En détectant l'émission latérale, qui peut être corrélée à l'émission stimulée du VCSEL, il est possible d'asservir la puissance moyenne émise (monitoring). Afin de réaliser ces composants, plusieurs étapes technologiques de fabrication d'un VCSEL ont nécessité un développement et une optimisation spécifiques. Ainsi nous présentons les travaux réalisés dans le domaine de la gravure sèche assistée par plasma, de la métallisation, de l'oxydation thermique, de la passivation et de l'implantation ionique. Ce travail a permis d'obtenir un processus de fabrication plus fiable. Le principe de base a été mis en évidence à l'aide de deux composants adjacents, l'un émetteur, et l'autre détecteur. Il consiste à observer l'évolution du photocourant détecté latéralement et de constater que même s'il n'évolue pas comme la puissance émise, présente des points singuliers correspondant respectivement au seuil et à l'extinction de l'émission laser. De plus, cette évolution du courant détecté latéralement est monotone croissante, ce qui permet d'y faire correspondre une seule valeur de la puissance émise. Par la suite, cette détection intégrée a été améliorée par l'ajout d'un détecteur à contact Schottky à proximité du VCSEL émetteur. Ceci se traduit par l'obtention d'un dispositif compact, sensible, et entièrement compatible avec le procédé de fabrication et les couches épitaxiales standard. Cette solution générique présente l'avantage d'être transposable à d'autres longueurs d'onde (1,3 et 1,55µm par exemple). La caractérisation électrique de ce composant en régime continu a été réalisée, et a permis de confirmer l'amélioration des performances en détection. Est également démontré la robustesse de cette solution à des températures de fonctionnement élevées, jusqu'à 100°C. En régime impulsionnel, les temps de réponse mesurés autour de quinze nanosecondes démontrent la compatibilité de ce système avec des modulations de l'ordre du gigabit par seconde. Dans ce cadre, nous avons également étudié les caractéristiques hyperfréquences du composant. Outre les systèmes de transmissions rapides, on peut envisager d'exploiter cette détection intégrée pour l'instrumentation, cela pour des signaux relativement rapides (sub-microseconde), par exemple dans une configuration de réinjection optique
