The reaction of lanthanide and group 3 amides, M[N(SiMe<sub>3</sub>)<sub>3</sub>]<sub>3</sub>, with 3 equiv of tris(<i>tert</i>-butoxy)silanol, (<i>t</i>BuO)<sub>3</sub>SiOH, gives M[OSi(O<i>t</i>Bu)<sub>3</sub>]<sub>3</sub> complexes. Their solid-state structure depends on the size of the lanthanide metal; for M = Sc, Yb, and Lu, the primary coordination sphere is a square-based pyramid in which two siloxides are κ<sup>2</sup>-coordinated and one is κ<sup>1</sup>-coordinated. For La, Nd, and Sm, dimeric structures in which the bridging -OSi(O<i>t</i>Bu)<sub>3</sub> group is κ<sup>3</sup>-coordinated are formed.
