Abstract: The development in InP-based optoelectronic monolithically integrated circuits of both the receiver and transmitter are introduced. The results of a 1.3Gbit/s long wave length monolithiclly integrated MSM-HEMT photoreceiver, related amplifier circuits and a 622Mbit/s long wave length monolithic integrated LD-HBT lightwave transmitter are described. In addition, flip-chip bonding as a quasi-monolithic integration is also discussed briefly
