Abstract: Titania is one of the most current nanometer semiconductor materials. It is widely used in photocatalyst, solar cell and gas sensor. In this article, the nanocrystalline semiconductor TiO2 film was synthesized on the sapphire substrate using modified sol-gel method. Polyethylene glycol (PEG) was inducted in the process as the template. SEM and XRD were used to characterize the microstructure and crystallite morphology of the films. It was indicated that the nanocrystalline TiO2 films were composed of anatase with a narrow size distribution around 30 nm. The dependence of the film resistance on the temperature confirmed that the synthesized nano-TiO2 film has semiconductive properties when the temperature was higher than 350 oC. 1
